Morgan Stanley: CoWoS demand will reach 2.69 million wafers in 2027, CPU officially joins advanced packaging camp.

Deep Tide TechFlow news, according to Chaoxiang Research, Morgan Stanley’s July 8 AI supply chain report predicts that global CoWoS demand will reach 2.694 million units in 2027, up 93% from 2026. Nvidia remains the largest customer (1.222 million units, accounting for 45%). AMD demand is expected to surge by 308% (from 130k to 530k units). MI455 (1 million units) and MI450 (500k units) will be the main drivers in 2027. AMD’s Venice CPU will adopt CoWoS packaging for the first time, with shipments expected to reach 6.75 million units in 2027. CoW production will be handled by ASE/SPIL, Amkor, and Licheng, marking CoWoS’s large-scale expansion from AI accelerators to server CPUs. Google’s TPU Sunfish is expected to ship 960k units for the full year, with shipments concentrated in 4Q26. Nvidia’s Blackwell inventory has been clarified as a supply-chain buffer, which will be fully absorbed within 2026. Rubin is expected to ship nearly 7 million units in 2027.
